              <p>La cellule solaire à multijonction reste aujourd'hui l'approche la plus performante en terme d'efficacité de conversion photovoltaïque. Ces cellules qui sont commercialisées avec des rendements de 40 % sont réalisées à base de GaInP(1,9eV)/GaAs(1,42eV)/Ge(0,66eV). Cependant un matériau avec un gap autour de 1eV permettrait soit de remplacer le Ge avec un gain sur le rendement, et/ou permettre d'améliorer les cellules à 4 ou 5 jonctions grâce à une bande d'absorption optimale. Différentes solutions ont été proposées pour réaliser des alliages dilués à base d'azote, d'antimoine et/ou de bismuth avec un gap de 1eV et accordés en maille au substrat GaAs ou Ge. L'épitaxie de ces alliages GaInAsN, GaAsSbN et GaAsBiN en couche épaisse reste complexe et donc leurs propriétés structurales, électriques et optiques difficiles à maîtriser. Sur la base de notre savoir­faire au LAAS sur les nanostructures quantiques à base de ces matériaux, nous avons étudié la croissance par épitaxie par jets moléculaires de plusieurs types d'alliages (GaInAsN, GaAsSbN et GaInAsN avec surfactant Bi) accordés en maille sur GaAs pour les applications photovoltaïques dans le proche infrarouge. Notamment nous avons optimisé les conditions de croissance de ces matériaux grâce au contrôle in­situ des contraintes et de caractérisations structurales (Diffraction rayons X) et optiques (Photoluminescence résolue en temps) ex­situ. En particulier, l'impact des propriétés surfactantes de l'antimoine et du bismuth sur les propriétés structurales, électroniques et optiques du Ga(In)AsN sera présenté en s'appuyant notamment sur la caractérisation de cellules solaires intégrant ces différents matériaux absorbeurs. Ce travail a bénéficié du support financier du projet EMRP­EURAMET SolCell et de l'ANRT­CIFRE; et a bénéficié du support technique de la centrale de technologie du LAAS­CNRS du réseau RENATECH.</p>
